Metallorganische Gasphasenabscheidung (MOCVD) oxidischer Dünnschichten aus dem Materialsystem Barium-Titanat-Zirkonat für integrierte Kondensatoren

Die vorliegende Arbeit zielt erstmals darauf ab, Schichten aus dem alternativen hoch-
DK-Material Barium-Titanat-Zirkonat (Ba(Ti1-xZrx)O3) über einen MOCVD-Prozess in
hoher Qualität zu wachsen und im Hinblick auf ihre dielektrischen Eigenschaften für
eine spätere Anwendung in den Einsatzbereichen ‚integrierte Kondensatoren für
Speicherbausteine’ bzw. ‚durchstimmbare Mikrowellenantennen’ zu charakterisieren.
Entscheidend für eine Diskussion der Zusammenhänge zwischen Mikrostruktur und
elektrischen Eigenschaften der Schichten ist ein Verständnis des MOCVD–Prozesses
einerseits und des Wachstumsprozesses der (Ba(Ti1-xZrx)O3)-Schichten andererseits. Zum
ersten zählt auch die Chemie der Precursoren sowie der Verdampfungs- und
Zersetzungsprozess.
Im Vordergrund der Arbeit stand die Integration des neuartigen TriJetTM-
Verdampfersystems für flüssige, organische Precursoren in eine MOCVD-Laboranlage
mit Horizontalreaktor (AIX-200) der Firma AIXTRON. Zur Prozesseinstellung und
-optimierung waren sämtliche freie Parameter für das Material und die für diese
MOCVD-Anlage bislang nicht zum Standardspektrum zählenden Precursoren neu
anzupassen. Die Abscheidung wurde im Hinblick auf ein reproduzierbares Wachstum
qualitativ hochwertiger BTZ-Schichten verfeinert. Die erzielten dielektrischen
Eigenschaften von Ba(Ti0.76Zr0.24)O3-Schichten übertreffen in Bezug auf geringe
dielektrische Verluste (tan δ = 0,005) und Durchstimmbarkeiten von 20 - 50 % bei
Dielektrizitätszahlen von etwa 200 deutlich die in der Literatur angegebenen Werte von
BTZ-Schichten, die nach CSD- oder Sputterverfahren hergestellt wurden.
This thesis targets for the first time at the growth of high-quality layers of the alternative
high-k material barium titanate zirconate (Ba(Ti1-xZrx)O3) via an MOCVD process.
Their dielectric attributes will be characterized in the light of possible applications such
as integrated capacitors for memory chips and tunable microwave antennas. It is of
pivotal importance to understand the MOCVD process itself but the growth of
Ba(Ti1-xZrx)O3 layers as well in order to discuss relationships between microstructure
and electrical results. The understanding of MOCVD is also devoted to the chemistry of
precursors and furthermore to evaporation and decomposition.
One of the priorities of this work was the integration of the novel TriJetTM vaporizer for
liquid organic precursors within the built-up of a new MOCVD laboratory system based
on a horizontal reactor (AIX-200) provided by AIXTRON. All free process parameters
had to be adjusted and optimised both for the material and the new set of non-standard
precursors regarding the MOCVD system. Growth was improved in terms of
reproducible BTZ films with a high quality. Taking low dielectric losses (tan δ = 0,005)
and tunabilities between 20 - 50 % at dielectric constants of about 200 into account the
final characteristics of Ba(Ti0.76Zr0.24)O3 films exceed significantly values of BTZ films
found in literature that were fabricated by CSD or sputtering.
