Vor dem Hintergrund des Einkristalls gibt diese Arbeit erstmals eine systematische Studie des
Leitfähigkeitsverhalten von Erdalkalititanaten sowohl in Form polykristalliner und
hetero-epitaktischer Dünnschichten als auch nanokristalliner Keramiken in Abhängigkeit von der
Temperatur und des Sauerstoffpartialdruckes. Dafür wurde ein spezieller Hochtemperatur-
Leitfähigkeits-Messplatz entwickelt, der die verlässliche Bestimmung der Widerstandswerte von
Dünnschichten im Giga-Ohm-Bereich bei Temperaturen zwischen 600°C und l000°C und
einem von 10-20 bar bis 1 bar kontrolliert einstellbaren Sauerstoffatmosphäre ermöglicht.
Gegenüber dem bekannten, aufgrund von n- sowie p-Leitung 'v-artigen' log σ - log pO2-Profil
von Einkristallen unterscheidet sich das Leitfähigkeitsverhalten polykristalliner SrTiO3-Dünnschichten
(CSD) mit einer Korngröße von ~50 nm drastisch. Neben deutlich verschobenen
Absolutwerten sind die wesentlichen Charakteristiken ein Sprung unter reduzierenden
Bedingungen, gefolgt von einem breiten Plateaubereich. Der Bereich der p-Leitung tritt nicht auf.
Gezielte Untersuchungen an heteroepitaktischen sowie polykristallinen PLD-Schichten und
insbesondere an nanokristallinen BaTiO3-Keramiken mit einer mittleren Korngröße ≤ 100 nm
erlaubten eine eindeutige Zuordnung dieser Effekte zu morphologischen Eigenschaften. Neben
dem Verhältnis von Oberfläche zum Volumen ist vornehmlich die hohe Korngrenzdichte ein
entscheidendes Maß für die veränderten LeitfähigkeitsprofIle nanokristalliner Titanate.
Diese Arbeit zeigt erstmals, dass nanokristal1ine Titanate eine spezielle Leitfähigkeitscharakteristik
aufweisen, für deren Interpretation das klassische Modell alleine nicht ausreicht. Weiterhin
werden wichtige Aspekte für eine modellhafte Beschreibung herausgearbeitet, die dem stark
inhomogenen Charakter der nanokristallinen Materialien Rechnung trägt.
Against the background of single crystals, the present work represents the first systematic study
of the conductivity characteristics of alkaline earth titanates in the form of polycrystalline and
heteroepitaxial thin films as well as nanocrystalline ceramics as a function of temperature and the
ambient oxygen partial pressure. This was made possible by using a specially designed
measurement setup that allowed the reliable determination of resistances of up to several
gigaohms at temperatures between 600 °C and 1000 °C under continuously adjustable oxygen
partial pressures ranging from 10-20 bar to 1 bar.
In contrast to the well-known 'v-shaped' log σ - log pO2 profile of single crystals, due to n-type
and p-type conduction, the conductivity behavior of CSD-prepared, polycrystalline SrTiO3 thin
films with a grain size of ~ 50 nm differs radically. Besides markedly shifted absolute values, the
most prominent characteristics are a sharp drop under reducing conditions followed by a broad
plateau region. Furthermore, the p-type regime does not appear under oxidizing conditions.
Tailored investigations on heteroepitaxial as well as polycrystalline thin films grown by PLD and
especially by studies on nanocrystalline BaTiO3-ceramics with a mean grain size of ≤ 100 nm
allowed an unambiguous assignment of these effects to morphological properties. Besides the
surface-to-volume ratio in particular the high grain boundary density is a decisive measure for
the different conductivity profiles of nanocrystalline titanates.
This work shows for the first time that nanocrystalline titanates reveal special conductivity
characteristics which cannot be explained by the classical model alone. Additionally, important
aspects for a model description were developed taking into account the strongly inhomogeneaus
habit of nanocrystalline materials.

Elektrokeramische Werkstoffe sind aufgrund ihrer vielfältigen Einsatzmöglichkeiten Gegenstand
intensiver Forschungsaktivitäten. Insbesondere Titanate mit Perowskitstruktur werden verstärkt
in Form dünner Schichten in modernste elektronische Bauelemente wie Speicher oder Sensoren
integriert. Als Folge stetiger Miniaturisierung reichen die Strukturgrößen hinab bis zu einigen
Nanometern. Zur Erklärung des elektrischen Verhaltens von Dünnschichten (wie Leckströme
oder Degradationseffekte) wird heute immer noch das etablierte Modell der Bulk-Defektchemie
herangezogen. Die beobachteten Eigenschaften sind mit diesem Modell jedoch oft inkonsistent.
Electroceramic materials, especially the perovskite-type titanates, have been subject of intense
research in recent years aiming for their integration into state-of-the-art electranic devices like
memories or sensors. Due to continuous miniaturization, typical feature dimensions range down
to several nanometers. Today, the discussion of thin film electrical behavior (like leakage currents
ar degradation effects) is still based on the established model of bulk defect chemistry. However,
the observed electrical properties of thin films are often inconsistent with this model.
